With its RGWxx65C series hybrid IGBTs, ROHM offers you an integrated 650 V SiC Schottky barrier diode. These devices in TO-247N package are suitable for rated currents of 30 A, 40 A and 50 A and are qualified according to the automotive reliability standard AEC-Q101.

We can already supply the RGWxx65C series as samples since March 2021 and in series as from December 2021. Application examples are automotive chargers (on-board chargers), DC/DC converters for vehicles, solar power inverters (power conditioners) and uninterruptible power supplies (UPS).

Development support

On the ROHM website you will find extensive material for development support, including simulation models (SPICE) and application notes for the design of drive circuits.
